Leading energy saving trend IGBT drive market ushered in a new round of upsurge
Today's leading IGBT component suppliers, such as Mitsubishi Electric, Semi Control, Fujifilm and Infineon Semiconductor, will bring their latest IGBT products to the vast number of mechanical and electrical product designers in China. For example, Mitsubishi Electric company will bring its fifth generation of high performance, miniaturization, low loss intelligent power module (IPM), its main characteristics are: the use of the fifth generation of new trench type IGBT(insulated gate bipolar transistor) silicon wafers, insulation voltage up to 2500V, its power consumption than the first generation of products reduced 70%, greatly reduced volume, and low loss; Compact package of 7 and 6 units; Reduce EMI by adopting new ASIC control di/dt; The temperature sensor is set on the silicon chip, so that the overtemperature protection is more accurate; The rated current of brake IGBT is increased to 50% of that of inverter IGBT; The maximum output current can reach 900A; Switching frequency up to 20KHz.
Mitsubishi Electric took the lead in IGBT silicon integrated anti-guide pass diode, and successfully developed the anti-guide pass RC-IGBT, which can further reduce the number of built-in silicon wafers and wiring number, in order to improve the cost performance of products. The thermal resistance of the product is reduced by about half (45%) and the heat dissipation characteristics are improved by adopting the heat dissipation optimized packaging structure. At the same time, according to the European RoHS directive implemented since July last year, the electroplating of the external terminals of the module is completely lead-free solder, and the welding inside the module is also completely lead-free, thus realizing the whole module is lead-free and fully meeting the European RoHS standard.
Infineon Technologies will bring the new IHM/IHV B Series IGBT power module optimized for traction drive and the new compact PrimePACKTM IGBT module family. With the new IHM/IHV B series IGBT power module, users can design can work in harsh environment, fully meet the requirements of large load and temperature cycle of efficient power frequency converter, such as electric locomotive, tram traction drive device, etc. The new module extends the features and specifications of Infineon's previous generation of IMM-A modules, achieving improved thermal resistance and load cycling capability, as well as operating temperatures up to +150℃.
The new high power module design provides a 50% increase in power compared to conventional converters of the same size. At the same time, because of the excellent thermal performance of the IHM/IHV B module, the output current of the inverter designed by it can increase the output current capacity by 50% under typical working conditions. For example, the rated current of the 3,300V module increases by 25% from 1,200A to 1,500A. The new module also has a maximum operating temperature of +150 ° C, up from +125 ° C previously. Infineon has also reduced the minimum storage temperature of the modules from -40℃ to -55℃.
The IHM/IHV B Series module is fully compatible with the mature IHM-A series products, which enables users to upgrade without changing the product structure. In addition to improved thermal resistance, the new B-Series module also meets the durability and reliability requirements of some very demanding applications, such as traction drives for electric locomotives or trams. The temperature of these traction drives fluctuates greatly during the start and stop phases. To meet the performance requirements of traction drive equipment, Infineon has designed aluminium silicon carbide (ALSiC) substrate for the IHM/IHV B, which, when combined with an aluminium nitride substrate, improves thermal cycling capacity by a factor of 10. For other applications with smaller temperature ranges, such as industrial power, wind power and elevators, Infineon will offer IHM/IHV B modules using copper substrates. The current of IHM/IHV B series module can reach 3,600 A and the voltage can reach 3,300 V. In addition, these new modules are RoHS compliant and meet the fire protection requirements of NFF16-101 and 16-102.
The new compact PrimePACKTM IGBT module series can provide optimized power converter system solutions for various industrial transmission devices, wind power generation, elevators and other transmission equipment, power supply for electric locomotives and heating system transmission devices. In this new PrimePACKTM module based on an innovative packaging concept, the IGBT chip is closer to the base plate tightening point, reducing the thermal resistance between the base plate and the heat sink. Based on these characteristics, compared with traditional modules, the internal stray inductance can be reduced by about 60%. It is very important to reduce stray inductance to eliminate peak overvoltage. The unique layout greatly improves the heat distribution and realizes the low thermal resistance of the whole module system. The maximum operating temperature was increased from +125℃ to +150℃, significantly exceeding the previous module. Infineon has also reduced the minimum storage temperature of the modules from -40℃ to -55℃. This new IGBT module for power converter-oriented applications can also increase the rated current by around 20% with the same blocking voltage or module size, or achieve the same power loss in a relatively small volume.
Infineon offers PrimePACKTM modules in 1,200V and 1,700V voltage levels, each available in two sizes: 89mm x 172mm and 89mm x 250mm.
However, because IGBT devices in the process of high-speed switching is easy to cause voltage and current overshoot problems, thus affecting the efficiency and reliability of the inverter, and because IGBT can withstand the overcurrent time is only a few microseconds, compared with SCR and GTR(tens of microseconds) and other devices are much smaller, so the requirements for overcurrent protection is very high. However, you don't have to worry about this, because you can find all the self-restoring circuit protection solutions you need at the Tyco Electronics booth. Tyco Electronics Raycom Circuit Protection Department can provide you with all the self-restoring circuit protection solutions including overcurrent, overvoltage, overheating and even static protection. Thus, it provides the necessary guarantee for the security authentication of various IGBT applications.
For example, the 2Pro family of devices recently launched by Raykan Circuit Protection has integrated overcurrent/overvoltage circuit protection technology with resetting and collaborative protection functions. The RoHS-compliant 2Pro family combines PolySwitch PPTC(polymer positive temperature coefficient thermistor) overcurrent protection with MOV(metal oxide varistor) devices to make it an innovative Polyswitch protection device, It is beneficial to suppress current in overcurrent accident and clamp voltage in overvoltage accident. This method of realizing cooperative circuit protection by a single device reduces the number of components and improves the reliability of the device.
